High-performance HBM2 technology has been confirmed as a “primary requirement for the implementation of 12-layer HBM2 in 12nm FinFET enabled UMP clusters”.
The two companies are now collaborating to deliver 12-layer high-density HBM2 memory solutions utilizing next-generation HBM2 and SOP packages.
